采用Monte Carlo方法与快速傅里叶变换微磁学方法相结合的方式,模拟含不同缺陷的铁纳米环的磁滞回线、组态、剩磁等磁特性.研究发现:缺陷的大小与位置明显影响系统的磁化过程.当缺陷较小时,系统存在双稳态特征,此性质与无缺陷系统类似;当缺陷增大时,系统过渡状态增加,双稳态特征不再明显.进一步的研究发现,缺陷系统的剩磁随缺陷半径D的增大而增大.上述结果与非对称纳米环系统的磁特性类似,并可以通过零场状态下的系统自旋组态的变化加以解释.当系统圆心与缺陷中心的间距Y增加时,剩磁与Y的关系是非线性的:剩磁先随Y的增大而增大,后随Y的增大而减小.模拟结果可用零场状态下不同Y值的组态变化进行详细解释.上述研究结果表明,缺陷可以明显影响铁纳米环的磁特性. 相似文献

As a new technique for authentication and key generation, physically unclonable function (PUF) has attracted considerable attentions, with extensive research results achieved already. To resist the popular machine learning modeling attacks, a framework to enhance the security of PUFs is proposed. The basic idea is to combine PUFs with a chaotic system of which the response is highly sensitive to initial conditions. For this framework, a specific construction which combines the common arbiter PUF circuit, a converter, and the Chua's circuit is given to implement a more secure PUF. Simulation experiments are presented to further validate the framework. Finally, some practical suggestions for the framework and specific construction are also discussed. 相似文献

Zinc delta-doped GaAs and pseudomorphic GaAs/In}0.2Ga0.8As heterostructures grown by low-pressure metalorganic chemical vapour deposition have been demonstrated. The influence of delta-doping period and spacer thickness on two-dimensional hole gas concentrations and hole mobility was studied. From secondary-ion mass spectroscopy and Hall measurement, we conclude that zinc delta-doping can form an excellent abrupt profile (full-width at half maximum is of 10 nm) and offer a high two-dimensional hole gas sheet density (as high as 1 × 1013cm−2) By adopting a strained InGaAs material as the active channel and by carefully modulating the spacer layer thickness, one can obtain a significantly enhanced hole mobility. 相似文献

Cyclotron resonance and photoluminescence measurements have been performed on two types of modulation-doped field-effect transistor heterostructures having their bidimensional channel based, respectively, on an InxGa1 − xAs quantum well and an InAs–GaAs short-period superlattice. A linear dependence of the electron effective mass as a function of indium content of the channel was obtained from cyclotron resonance measurements. For a given average value of the indium content, the effective mass in the InAs–GaAs short-period superlattice channel is found to be systematically higher than that obtained in structures with an alloy-based channel. This is attributed to larger nonparabolic effects in the former case. In our theoretical model, the electron and heavy hole energy levels and the electron wavefunction are determined self-consistently and used to estimate the nonparabolic corrections that apply to the effective mass deduced from cyclotron resonance measurements. 相似文献
